My favorite are the kind of antagonists, as well as protagonists, who are outside the Good vs Evil dichotomy and don't play by overly rehashed tropes like selflessness triumphing over selfishness. It's a lot more engaging to have characters aren't heroes or villains, but self-interested individuals doing what's best for themselves. That doesn't mean they will never help or hinder others, but every action they take is ultimately for their own desires, even supposed altruistic ones. I say throw away any notions of good and evil and just show us characters who work like real people.

Like in any media, the best villain is the one who is consistently well-written and has decent motivation to think they're doing the right thing. Every villain is the hero of his own story.
What's more, the villain should almost be a mirror image of the hero; what the hero could have been if he had made different choices or been in different circumstances.
Gameplay-wise, the villain should have similar abilities and moves to the hero to create a kind of "mirror-match" rivalry, at least in the first phase of the boss-fight, before the "evil magic/virus mutation/brain cancer" whatever takes over and gives them a truly monstrous form.
If the media is truly well-written you'll even be left wondering who was in the right in the first place, with the hero acting out of compassion but ultimately making things worse, for example.

But a cartoonish bastard who simply relishes how evil he is and wants to have fun with it is also perfectly valid, and work in stories where a relatable villain ever could.

I like villains with personality, detestable but entertaining personalities. Unambiguously evil bastards driven by pure ego. They can be geniuses or morons, petty pricks or world-conquering masterminds, tiny shrimps or giant assholes; it doesn't matter what they look like so long as they're fun to hate and fun to kick the shit out of at the end of a video game. Though the best ones usually have a good sense of style that makes them respectable, if no less "fuck that guy"-inducing. So long as they represent an interesting challenge, any way is cool. But that does mean I usually prefer them to be human, or at least humanized; I want my opposition to feel like a person rather than a force or an object. The guy who stands against you not necessarily because he is adversarial to your objective, but because he is against you. This can be more "light" like Blue in the original pokemon games, or more serious, like Sam in Metal Gear Rising. If he isn't working alone, he is often working with the villain for his own purposes, although they aren't so grand as to usurp the villain.
>the one forever despairing
Basically, the villain has come to the conclusion that life in general is not worth saving, or that the world deserves total destruction. This villain works best when contrasted with an idealistic protagonist who gets shit on constantly, but manages to keep up hope, unlike the villain. The one that immediately comes to mind is in Xenoblade 2 with Rex and Jin/ Amalthus, since both of the latter start out as "good" before spiraling into despair and actively trying to bring about the end of the world.
>The end bringer
Simply put, this villain is the incarnation of death/ the end/ fate, etc. They generally have no ill will towards the protagonist, but feel it is their role/ duty/ whatever to end everything. And they've got all the power to do it. Generally, they are either summoned at the last minute by the guy you think is the final boss, or simply come into being based on circumstances. The key thing here is that they remain impartial- they welcome challengers to face them down, and they may or may not believe they are even beatable, but they accept the outcome of the fight regardless. The ones that come to mind are in the OP image (Nyx and Grigori).

Almost all serious convicts have a very hypocritical "the world owes me" attitude and don't think farther ahead then two and a half weeks. Thinking they try to be a good person, but don't really pay attention or care about the people they hurt or fuck over doesn't disqualify them from believing they're not evil. Other groups that do great harm but think what they're doing is the right thing are zealots, cultists, out of touch rich kids donating t-shirts to Africa, parents sending their children to teen mills, etc.

I'd have to say my favorite kind of villain are ones that have a near cartoonish desire, and serious and twisted dedication to it. For example, Ludwig von Tökkentäkker from CarnEvil is a ringmaster that is want the perfect brain for his science experiment of transplanting a human brain into an ape. To this end, you're thrust into the first three areas of the titular Carnevil. While your character is focused on survival, Ludwig is watching your aptitude for his experiment. Make it to the big top, and you're a prime candidate.

Anyways I prefer rivals that grow alongside you. An enemy that's strong from the start or already all-powerful is boring, but someone who started off in a position similar to yours and gains power alongside, or opposite, of you is someone I want to fight. Gives that oh-so-good sense of kinship and, depending on the story, makes whatever events that turns them into your enemy all the better. Like Eric Sparrow.
Next to that I would have to say the "unintentional" villian. Someone that might have started with good intentions or wasn't as bad as others might have considered, until an event or series of events pushes him in a downward spiral. Can't think of any vidya examples currently but Impmon from Tamers is a great example, especially considering the redemption after he realizes what he's been doing.

But anyway, Mundus from DMC1 is one of my favorite Villains and is a big reason why DMC1 is my favorite game of all time.
Everyone loves Vergil and for good reason, but to me Mundus has one attribute that makes him unmatched in the series, and that is his absolute menacing presence. upon closer inspection when playing DMC1 you can see that Mundus is watching Dante from the very moment he enters the castle, Mundus is in complete control and is simply toying with Dante though out the entire game, and he very well could have defeated Dante if it weren't for Trish's Change of heart. he even goes as far as to straight up mock Dante over the "Death" of Trish which was pretty much in dante's eyes seeing his mother killed for a second time. Mundus demonstrates an amount of power that makes it unquestionable as to why he is the King of Hell. Able to create his own pocket space dimension in a mater of seconds with no effort, Everything about Mundus says Puppet Master, Emperor, God.
but the best part about all of that is that it's a facade, and it's all shown in his character design. Why exactly is Mundus a Statue? Statues are a form of Idol worship, many religions create Statues of their gods. Mundus sees himself as a god, hence he chose the form of a statue, something to be worshiped and praise above all else. but the reality is that Mundus Statue and Angelic states are a farce, his true form is a disgusting mess of molten lava hands and eyeballs. Mundus overcompensate his divinity, because his real form is so pathetic.
Mundus doesn't actually have a ton of screen time until the end of the game, but the build up though out the game and the final battle itself is something that I consider a masterpiece.
